Se-doped BP exhibits reliable electrical characteristics with a high on/off current ratios of 105 and mobility of 561 cm2 V−1 s−1 at ambient environment.
Significantly, the success of Se dope in BP introduces great
improvement of photoelectrical properties when applied
into 2D photodetectors. The responsivity of the BP devices
increased remarkably from 0.765 to 15.33 AW−1*
